The African Union observer mission to Ethiopia has described Monday's general election as "credible and peaceful".
The mission said it had observed preparations for the election as well as the voting process in the capital, Addis Ababa, and other parts of the country.
Vote counting is under way.
The election had been postponed twice, first in August 2020 due to the coronavirus pandemic, and again on 5 June following security and logistical challenges.
Violence and logistical challenges have led to the election being delayed to September in dozens of constituencies across seven regional states.
